  1. http://www.equisnzaroo.com 신 장 비 출 시 고주파 본딩머신(Pinless Type) 1. 장비 개요 ● MLB (Multi Layer Board) 제품군의 Hot-Press 전 PP(Pre-Preg)와 내층(Inner Layer)간의 적층 을 목적으로 가접(Bonding)하는 1차 Lay-Up 공정에 사용하는 자동화 기계임. 2. 기능상 장점 ● 공정능력 Up - 고주파를 이용하여 10t(mm) 이하 제품인 각 내층을 균일하게 본딩 할 수 있어 고 다층에 적합. - 0.1t 이하 박판작업 가능. ● 품질향상 Up - 내층(Core)의 Post-Etch Punching 공정 Skip으로 Punching 시에 발생하는 가공공차 제거. - 본딩을 위해 Lay Up 시 Pin 과 내층 과의 조립시 조립공차 제거. - Punching 작업의 Skip으로 제품이동 중 발생하는 Scratch성 Pattern Open 및 전도성 이물유입 으로 Pattern 간 Short 발생 등 불량요인 제거. ● 생산성 Up - 10t(mm) 까지 본딩할 수 있어, 여러 Books을 한번에 본딩이 가능. (ex. 6층 제품의 총 두께가 2t 이면, 5Books(10t)을 한꺼번에 본딩이 가능) ● Cost Down - 내층 및 PP 의 드릴 및 펀칭 작업이 필요 없어, 별도의 내층 타켓 드릴과 PP드릴 기기가 필요 없으 며, 그에 따른 전력비,관리비,소모성 공구절감 및 인원이 불필요. - 고주파 본딩 완료 후 자동 언로딩 시스템이 있어, 자동 적치가 가능하여 별도의 인원이 불필요. 3. 주 적용 제품군 ● CSP (Chip Scale Package), High-Layer Board, BGA (Ball Grid Array), MLB (Multi Layer Board), BVH (Blind Via Hole Board), Build-up Board.
