History • The HICUM model has been available at Rockwell  Conexant  Jazz since 1996 • In house implementation in Spectre-RF, Eldo, and MDS until 1999 • Public domain release in 1999 • Build-in model maintained (w. r. t. simulator updates) by Cadence. • Parameter extraction infrastructure has been implemented in Matlab using Spectre-RF and TRADICA. • TRADICA has been used as HICUM library generation and parameter predications.

  3. Present Status • JazzSemi has become a foundry since March 2002. • JazzSemi releases SGPM and HICUM using TRADICA and existing infrastructure. • JazzSemi has BiCMOS model library for a variety of processes: • BC30 (30 GHz Si BiCMOS on 0.35mm CMOS platform) • SiGe60 (70 GHz SiGe BiCMOS on 0.35mm CMOS platform) • SiGe120 (150 GHz SiGe BiCMOS on 0.18mm CMOS platform)

  5. SGPM and HICUM Model NPN Model HICUM SGP • Improved fT fit at high current • Improved Early effect modelling • BC avalanche • Improved temp. model • Self heating(off by default) • Short simulation time • Numerical stable

  6. Examples of Verification Plots • HICUM is the primary choice when Ic is high and VBC is small. • Self-heating usually is off and can be turned on per request.
