Neutron irradiation,Edge-TCT, A07 – A12 comparisson Velocity profile • induced current at t ~ 0 proportional to carrier velocity at laser beam location • if E not too large, I proportional to E( Ew~ constant (see:G. Kramberger, et al.,IEEE Trans. Nucl. Sci. Conclusions • Edge-TCT measurements with A12 and A07 detectors after 1e15 and 2e15 neutrons • no difference between A12 and A07 observed in velocity profiles • the difference seen at lower fluences due to different initial doping concentration • A12 detectors irradiated with 23 MeV neutrons in Karlsruhe to 5e14 and 1e15 • significant beneficial annealing observed at ~ 500 V bias (up to 50% at 1e15) • after annealing good agreement with Birmingham protons • larger CCE after 23 MeV protons then after neutrons at ~ 500 V bias • difference between protons and neutrons seen also with Edge-TCT • Future work: • A12 detectors were irradiated with pions at PSI • compare CCE with neutrons and 23 MeV protons Igor Mandić, Jožef Stefan Institute, 24 June 2014
